<B>Theoretische Analyse der Einstein-Relation in n-Kanalinversionsschichten eines A<sub>3</sub><sup>II</sup>B<sub>2</sub><sup>V</sup>-Halbleiters bei magnetischer Quantisierung</B>
We have investigated the Einstein relation in <I>n</I>-channel inversion layers on A<sub>3</sub><sup>II</sup>B<sub>2</sub><sup>V</sup> semiconductors at low temperatures on the basis of a newly derived dispersion relation of the carriers under arbitrary magnetic quantization for the general case which occurs from the consideration of the anisotropies of the band parameters within the frame work of <I>k</I> · <I>p</I> formalism. It is found by incorporating both the effects of electron spin and broadening of Landau levels, using <I>n</I>-Cd<sub>3</sub>As<sub>2</sub> as an example, that the theoretical formulation is in qualitative agreement with the suggested experimental method of determining the Einstein relation in degenerate semiconductors having arbitrary dispersion law. In addition, the corresponding well-known results for bulk specimens of two band Kane model both in the presence and absence of magnetic quantization, are also obtained from the generalized expressions as special cases.
Wir haben die Einstein-Relation in <I>n</I>-Kanalinversionsschichten in A<sub>3</sub><sup>II</sup>B<sub>2</sub><sup>V</sup> Halbleitern bei niedrigen Temperaturen auf der Basis einer neu abgeleiteten Dispersionsrelation der Ladungsträger unter willkürlicher magnetischer Quantisierung im allgemeinen Fall, der im Rahmen des <I>kp</I>-Formalismus bei Anisotropie der Bandparameter auftritt, untersucht. Berücksichtigt man sowohl die von den Elektronenspins hervorgerufenen Effekte als auch die Verbreiterung der Landau-Niveaus, so ergibt sich für das Beispiel <I>n</I>-Cd<sub>3</sub>As<sub>2</sub> eine qualitative Übereinstimmung der theoretischen Voraussage mit experimentellen Ergebnissen, gewonnen nach der vorgeschlagenen Methode zur Bestimmung der Einstein-Relation in degenerierten Halbleitern mit beliebiger Dispersionsrelation. Von den allgemeinen Ausdrücken läßt sich als Spezialfall das bekannte Ergebnis des 2-Band-Kane-Modells des Volumenfalls bei Gegenwart oder Abwesenheit magnetischer Quantisieruug ablesen.
